What does hbm memory chip mean?
HBM memory chip is a kind of high-performance DRAM based on 3D stack technology, which is specially designed for applications requiring high memory bandwidth such as graphics processors and network switching devices. HBM stacks multiple DDR chips and encapsulates them with GPU to form a DDR combination array with large capacity and high bit width. HBM stack is not physically integrated with CPU or GPU, but closely and quickly connected through an intermediary layer. This design provides almost the same characteristics as chip integrated RAM, so it has higher speed and bandwidth. HBM technology also uses TSV (through silicon via) technology to realize the vertical connection of signals, further improving performance and reducing energy consumption. HBM memory chips are widely used in high-performance computing, graphics processing, artificial intelligence and data centers.
